The government says it is the first Cuban themed Twitter account to break the threshold, the Christian Science Monitor reported.
Castro, 84, had opened the Twitter account more than a year ago to post his "Reflections" on world affairs and his diatribes against US global meddling.
He has also passed the 100,000 mark, registering more than 800 new followers in one day.
Castro, a man once known for giving tireless six-hour speeches under the hot Cuban sun, can use Twitter to link to his Reflections posted on other sites.
He only follows 19 people on Twitter, and appears to have short patience for others' rants.
